有关photoluminescence问题

Photoluminescence is an effective technique for the evaluation of the purity
of InP. Figure 36 shows the photoluminescence spectra of InP polycrystals.
As can be seen in the figure, when the carrier concentration is decreased, fine
structures at the edge emission band (~1.42eV) are revealed. This feature
has also been reported by Sakagami (1986). In SSD polycrystals, D°X, D°h,
and A°X peaks are clearly revealed. Even the free exciton peak is also
observed. In the case of 1.37 ~ 1.38 eV peaks due to acceptor impurities, by
decreasing the carrier concentration peaks could be well resolved as seen in
Fig. 36 (b). However, 1.37 ~ 1.38 eV peaks were quite small compared with
the edge emission peak in the case SSD polycrystals. It should also be noted
that the edge emission peak intensity becomes very strong in the case of SSD
polycrystals.
