本文计算分析了不同温度下硅熔体与硅晶体中碳化硅形成和消融特性。在1350 oC下进行了硅料中碳化硅沉淀的固相生长实验，结果表明：碳化硅在晶体硅中的高温固态生长不明显。在1450℃硅熔体中碳化硅的消融实验发现：碳化硅在硅熔体中的溶解远大于饱和溶解度，碳化硅的消融和析出达到平衡。另外，碳在硅熔体中能够促进氧沉淀， 使得氧溶度大幅度降低。 1450 oC保温3h后硅锭中碳化硅颗粒形貌与粒径大小. |

This paper calculated and analyzed at different temperatures in the silicon melt and silicon carbide formation and ablation characteristics. Results show that: the silicon carbide in high-temperature solid-state crystal growth is not obvious in 135℃ under a silicon compound growth of the solid silicon carbide precipitation experimental . Silicon melts at 1450 ℃, the melting of silicon carbide was found: silicon carbide dissolved in the silicon melt is much larger than the saturated solubility, melting and precipitation of silicon carbide balance. In addition, the carbon in the silicon melt can promote oxygen precipitation, making a significant reduction in oxygen solubility. 1450 oC heat ingots of silicon carbide after 3h particle morphology and particle size. |
